InAsP material model
1. Introduction
This page contains the OghmaNano material model for InAsP (InAsP).
InAs(1-x)P(x), x = P fraction ~ 0.50 (direct gap)
The model is written in Lua and provides simulation-ready material parameterisations for use within OghmaNano. For documentation, licensing, references, and information about the scope and accuracy of these models, see the material scripting documentation.

-- NOTES ON InAsP (read before using):
--
-- InAs(1-x)P(x) is a direct-gap III-V, zinc-blende, tunable from ~0.35 eV
-- (InAs) to ~1.34 eV (InP) - covering ~0.9-3.5 um, useful for near/mid-IR
-- detectors and telecom sources. Here x is the PHOSPHORUS fraction (x=0 -> InAs,
-- x=1 -> InP). Direct gap throughout. Modelled at x = 0.50 (Eg ~ 0.83 eV).
-- Note InAsP is lattice-mismatched to both binaries except at the ends, so
-- real layers are strained or metamorphic; values here are for relaxed alloy.
--
-- Eg and lattice constant are computed from x; the rest are given at x = 0.50
-- with InAs/InP end points noted for interpolation.

Piezoelectric coefficient e14 (material.e14)
function material.e14(state)
-- Zincblende piezoelectric stress coefficient e14
-- Units: C m^-2
--
-- Composition: InAs_(1-x) P_x, x = state.x is the P fraction (standard InAs_(1-x)P_x notation)
--
-- Endpoint InAs: -0.045
-- Endpoint InP: -0.035
-- Both endpoints from:
-- M. Levinshtein, S. Rumyantsev, M. Shur (eds.),
-- Handbook Series on Semiconductor Parameters, Vols. 1 and 2
-- (World Scientific, 1996 and 1999), as reproduced in the Ioffe
-- Institute NSM archive (www.ioffe.ru/SVA/NSM/Semicond/).
--
-- Interpolation:
-- Linear in state.x: value = (1-x)*InAs + x*InP. No bowing applied
-- (none verified for this quantity).
-- Sign as tabulated in the compilation (negative for III-V in that
-- convention). e14 sign conventions differ between sources (orientation of
-- [111] relative to the cation->anion bond); piezoelectric scattering
-- depends only on e14^2.
